Product Description

TaSixNy films have been studied both as barrier layers for Cu interconnection and bottom electrodes for DRAM capacitors. They have shown low resistivity and excellent thermal/chemical stability against high temperature processing. It has also been reported that TaSixNy is an excellent oxygen diffusion barrier up to 900°C, due to Si-N bonds which results in an amorphous structure and suppresses grain boundaries as diffusion paths. For these reasons, it is worthwhile to investigate TaSixNy as metal gate electrodes.
